Akım-gerilim ölçümleri A.M 1.5 aydınlanma altında tekrarlanarak heteroeklemlerin fotoduyarlılık özellikleri belirlenmiştir. Ayrıca, oda sıcaklığında yapılan Hall Etkisi ölçümleri ile Mix M-Pc ince filmlerin taşıyıcı konsantrasyonu, iletkenlik, direnç, mobilite ve Hall katsayısı değerleri belirlenmiştir. Organic semiconductor materials are remarkable materials for electronic applications especially photovoltaic devices, in recent in years. Phthalocyanine group has a substantial place in organic semiconductors. Metal Phthalocyanine (M-Pc) are a class of p-type organic semiconductor materials, having very high thermal and chemical stability, for potential applications in solar cells, light emitting diodes, gas sensors and transistors. CuPc, FePc and Mix M-Pc organic semiconductor thin films were grown on different substrates by chemical spray pyrolsis(CSP) technique. Crystalline silicon (c-Si), amorphous silicon (a-Si), corning glass and indium tin oxide (ITO) coating glass substrates were selected for growing CuPc organic thin films with CSP technique. We investigate structural, morphological, optical and electrical properties of CuPc and FePc organic semiconductor thin films and of the effects of using different substrates. Mix phthalocyanine thin films were deposited with chemical spray pyrolysis technique. Mix phthalocyanine solution attained with blending CuPc and FePc organic powders. The structural and morphological properties were investigated with FE-SEM, XRD analysis and RAMAN spectroscopy. XRD and RAMAN analysis demonstrated that Pc structure was formed. Mix M-Pc thin films have various surface microstructures with changing depending upon the substrate morphology. The electrical transport and diode parameters of p-n and p-p organin-inorganic hybrid heterojunction have been investigated by means of dc current-voltage (I-V) measurements within at room temperature in dark condition. The current-voltage characteristic of these hybrid heterojunctions showed good rectifying behavior and the I-V measurements which were taken in light conditions showed that junctions have good photosensitivity. The Diode parameters such as barrier height ?B , diode ideality factor n, series resistance Rs and shunt resistance Rsh were determined from the I–V characteristic. The electrical properties of FePc organic thin films were investigated by Hall Effect measurements. The electrical parameters of FePc and CuPc films such as Carrier concentrations, Conductivity (?), Resistivity (?), Mobility (?) and Hall coefficient were determined from the Hall measurements at room temperature.
